The PMV65XP from Nexperia is a 20V N-channel enhancement-mode Trench MOSFET in a SOT23 package, delivering exceptional power density for low-voltage switching applications. With only 14mΩ typical on-resistance at Vgs=4.5V and 6.2A continuous current rating, it provides best-in-class performance in a tiny 2.9 x 1.3mm footprint. The low gate threshold of 0.65V enables direct logic-level drive from 1.8V or 3.3V microcontrollers without level-shifting circuitry. Trench MOSFET technology achieves low gate charge (11.2nC) for efficient high-frequency switching. AEC-Q101 qualification ensures automotive-grade reliability for battery management, motor control, and power delivery applications. The 1200mW power dissipation on suitable PCB enables robust thermal performance in compact designs.

1. Trench Gate Structure: The vertical Trench gate creates a narrow, closely spaced channel that dramatically reduces cell pitch and on-resistance compared to planar MOSFETs, achieving 14mΩ in a SOT23 package — among the lowest available for this voltage class.
2. Logic-Level Drive: The low threshold voltage (0.65V typ) allows full enhancement at Vgs=4.5V, making the MOSFET directly compatible with 3.3V and 1.8V logic without additional gate drive circuitry.
3. Switching Dynamics: The 11.2nC total gate charge and low Miller charge result in fast switching transitions, minimizing switching losses at frequencies up to several MHz. This enables efficient operation in high-frequency DC-DC converters.
4. Thermal Management: The drain pin serves as the primary heat dissipation path to the PCB. A 6cm² copper pad on the drain achieves 1200mW power dissipation, while the 25A pulsed current rating supports high transient loads.
