The STL7N80K5 from STMicroelectronics is an 800V N-channel MOSFET using MDmesh K5 superjunction technology. 7A rating with 1.2 ohm RDS(on) and 25nC Qg provides low conduction and switching losses for PFC and SMPS primary applications. 50 V/ns dv/dt immunity prevents parasitic turn-on in bridge topologies. I2PAK (TO-263) provides excellent thermal transfer to the PCB.

MDmesh K5 uses multiple vertical p-n columns in the drift region (superjunction) to reduce RDS(on) below the silicon limit while maintaining 800V breakdown. The charge-balanced structure achieves low Qg for fast switching. The strip layout provides uniform current density and high dv/dt ruggedness.
