The AUIRLS3034-7TRL operates as an N-channel enhancement-mode power MOSFET, functioning as a voltage-controlled switch. When a positive voltage is applied to the gate terminal relative to the source, an electric field forms beneath the gate oxide, creating an inversion layer (channel) in the p-type silicon body. This channel allows current to flow between the drain and source terminals. The HEXFET® trench technology forms the gate in vertical trenches etched into the silicon, enabling a much higher cell density than planar MOSFET structures, which directly translates to lower on-resistance per unit area. The device is turned on when VGS exceeds the gate threshold voltage VGS(th) of 1.0–2.5V, and is turned off when VGS drops below this threshold. During switching, the gate charge Qg represents the total charge required to charge and discharge the gate capacitance, and is a key parameter determining switching losses and drive circuit requirements. The body diode (formed by the p-body and n-drain junction) can conduct current from source to drain when forward biased, which is useful for freewheeling in motor drive and synchronous rectifier applications. The device features a robust body diode with fast recovery characteristics for high-frequency operation.
