When VGS exceeds the gate threshold voltage (2-4V), the channel begins to conduct, and at VGS=10V the device is fully enhanced with maximum channel width, achieving its rated on-resistance of 68mΩ maximum. The HEXFET cell architecture provides optimal channel density, enabling the 200V breakdown voltage while maintaining relatively low on-resistance. In the off-state (VGS=0V), the device blocks up to 200V across the drain-source path. The integral body diode conducts when source voltage exceeds drain voltage, providing freewheeling current path essential for inductive load applications. The device’s fully avalanche-rated construction ensures that transient over-voltage events are safely absorbed, maintaining device integrity in real-world operating conditions with inductive or capacitive loads.
