The STW33N60M2 is an N-channel 600V power MOSFET from STMicroelectronics developed using the proprietary MDmesh M2 technology. Thanks to its strip layout and improved vertical structure, it exhibits extremely low on-resistance (0.108 Ohm typical) and optimized switching characteristics. The device features 45.5nC total gate charge, 100% avalanche testing with 450mJ single-pulse energy, Zener-protected gate, and 50 V/ns dv/dt ruggedness. Packaged in TO-247 with 190W power dissipation and 0.66°C/W thermal resistance, it is designed for the most demanding high-efficiency converters including LLC, PFC, and motor drive applications.

The STW33N60M2 is an N-channel enhancement-mode power MOSFET. When VGS exceeds the threshold voltage (2-4V), the channel conducts between drain and source. Full enhancement occurs at VGS=10V, achieving 0.108 Ohm RDS(on). The MDmesh M2 technology uses a vertical strip layout with multiple parallel cell fingers to reduce on-resistance while maintaining low gate charge. The body diode (intrinsic) conducts from source to drain for reverse current. During inductive turn-off, avalanche breakdown safely absorbs energy up to 450mJ (EAS). The Zener diode structure between gate and source protects the gate oxide from overvoltage transients. The low Qg (45.5nC) and low Crss (2.5pF) enable fast switching transitions, reducing switching losses in high-frequency converters. The Coss profile is optimized for resonant topologies like LLC where Coss energy is recovered.
